本文采用球磨工艺合成了SiGe合金粉末,结合放电等离子烧结制备出了掺杂GaP与P的N型Si<,80>Ge<,20>块体合金.利用XRD、SEM等手段对球磨粉末与烧结体进行了表征,并对烧结体进行了电性能的测试.结果表明:Si、Ge粉末经球磨后可完全形成单相的SiGe合金;通过谢乐公式的计算,机械合金化的合金粉末的平均品粒尺寸可达nm级,而且经SPS烧结后的块体合金晶粒并没有明显的长大.
