采用超声喷雾热解法在不同衬底温度条件下沉积了N-Al共掺杂ZnO薄膜,衬底为普通硅酸盐玻璃.利用X射线衍射仪、原子力显微镜和荧光光谱仪表征了样品的晶体结构、形貌及室温光致发光性能.结果表明,ZnO颗粒尺寸随着衬底温度的升高而逐渐增大;低温下沉积的样品发光光谱中缺陷发射光占主导,随着衬底温度的升高这些缺陷发射光强度逐渐减弱,当温度升高到450℃时只有紫外发射光.缺陷发射光强度的减弱意味着薄膜缺陷浓度减小、晶体趋于完整,同时反映出施主型缺陷浓度随衬底温度的升高而逐渐减小,这对减弱ZnO薄膜p型掺杂时Vo或Zni等施主缺陷的自补偿效应很有意义.
